A package design for a 20-kV GaN vertical diode module was presented. It has a measured partial discharge inception voltage of about 30 kV because the triple points on the substrates are coated by a nonlinear resistive field grading material. Other features of the package are sintered-Ag joints and double-sided cooling. The double-sided cooling reduces the junction-to-case thermal resistance by about 41%.
