Paper summarizes technical and economical aspect of use of hybrid power module for solar inverter in TNPC configuration. It deals with specific design problems as reverse recovery losses and forward recovery voltage of IGBT switched agains SiC mosfet. It deals with selection of proper device to reduce forward recovery to minimum. It provides measurement and simulation data.
